Advanced approach to modelling quantum well semiconductor lasers based on the quantum Boltzmann equation: Green's function approach

The quantum Boltzmann equation (QBE) for the quantum well (QW) laser is presented. The equation makes it possible to simultaneously analyze spectral and dynamical properties of the laser. It incorporates classical and heterostructure potentials and classical electromagnetic interactions, which were derived in a previous paper [R Weetman and M. S. Wartak, J. Appl. Phys. 93, 9562 (2003)]. The QBE is extended in this paper to incorporate Coulombic and confined-mode LO phonon interactions by simplifying these terms starting from a general non-equilibrium Green's function formalism. Numerical examples are shown for the case when the scattering mechanisms are simplified to the relaxation time approximation.
